The difference is kintex-7 is 28 nm device where as the ultra-scale device is 20nm , if we compare the table we can that ultra-scale device has better  architecture  to build system (system logic cells  Vs logic cells ) and more transceiver support .

Cost is not only depends upon size of FPGA it also depends upon many business factors like volume of production , life span etc.

Newer generations are normally cheaper for the same resources and performance. If they got more expensive each time then (a) nobody would ever move to the new generations, and (b) any modern chip would cost a fortune.

 

The XC3142A cost $14.25 (if you bought 100 units) in 1997. It contained 288 4-input LUTs and 288 flip-flops (in the main logic; there were a further 192 in the I/O buffers). Assuming that prices scaled linearly with number of LUTs (never mind the higher speed and improved functionality) a Zynq 7020 (53,200 LUTs) would cost $2632 (1997 dollars). Converting to 2017 dollars brings that up to just over $4000 today. In fact Digikey will sell you a Zynq 7020 for just under $120, and I suspect that if you buy lots of them the cost is vastly lower (since Digilent will sell you a Zynq 7020 board for under $100).
